Broadcom ships first samples of Fujitsu's 144-core MONAKA CPU, built with its 3.5D chip-stacking platform
Broadcom revealed that Fujitsu's MONAKA server CPU is built on its 3.5D XDSiP platform, which bonds chips face to face for very fast die-to-die links, and that samples for Fujitsu shipped that week. MONAKA drops the on-package HBM memory of Fujitsu's earlier A64FX in favour of a large stacked SRAM cache.
- 144 Armv9 cores on four 2nm compute dies of 36 cores each, stacked on four 5nm SRAM dies.
- A central I/O die provides 12 DDR5 channels and PCIe 6.0, linked through a silicon interposer.
- Broadcom says it worked on the stacking technology for almost five years.
- Fujitsu's roadmap then put MONAKA's launch in 2027.
